How “Free” is Your Halogen-Free Solder Paste?
With all the talk of halogen-free in the electronics industry these days, it’s hard to believe that there is actually no official halogen-free legislation – yet. While environmental activist groups such as Greenpeace initially pushed the effort to eliminate brominated flame retardants (BFRs), many electronics manufacturers have also jumped feet first into the halogen-free initiative. The fact is that while some BFRs -- namely polybrominated diphenyl ethers (PBDEs) and polybrominated biphenyls (PBBs) -- are harmful, not all BFRs represent health or safety risks. Deca-BDE and/or deca-brominated diphenyl ether/tetra- bromobisphenol-A (TBBPA) are the BFRs most commonly used in electronics production and have been found to impose no risk. Scientific fact aside, halogen-free electronics production is arguably here to stay and, therefore, manufacturers must be informed about the best way forward when making critical material selections.

How Low Can You Go? Improvements to Low-temperature Curable Electrically Conductive Pastes for Advan
Heat-sensitive devices are prevalent in a wide variety of electronics products including image sensors, touch panels in Smartphones, PDAs, laptops, TVs and all types of LCD panels, among others. Because of their low-temperature requirements, assembling such devices can be quite challenging. Unfortunately, some of today`s most commonly used adhesives cure at a relatively high temperature (100°C) and may experience warpage problems induced by mechanical stress, which can damage the heat-sensitive parts of the product.

Tightening Up Type 4
Though the majority of assemblers are using Type 3 solder paste for most of today`s mainstream applications, the prevalence of finer-pitched devices is growing. With 01005s and 0.3mm CSPs showing up in more and more assemblies, use of Type 4 solder paste will soon rival that of Type 3. The thinner stencils and smaller aperture sizes required to address fine-pitch devices dictate the use of solder paste with finer powder particle sizes – without it, variable and decreasing print volumes in addition to poor release from the stencil will likely be the result.

What`s Going on in There? - Die Attach Thermal Testing
When it comes to die attach thermal performance, this is a question that has kept materials developers up at night. Historically, when evaluating the thermal performance of a die attach material, a well-known method called laser flash is what has commonly been employed. And, while this test technique reveals the bulk thermal conductivity for a given material, it lacks meaningful data regarding how the die attach system is really going to perform in package. Understanding how the material will interface with the other parts of the electronic package from a heat flow perspective is critical to predicting device performance in the field and is data that, until now, hasn't been readily available from materials suppliers.

Though signs of economic recovery are slowly becoming more visible, the effects of the last 18 months will arguably be felt for some time as the electronics industry begins to emerge from the downturn. Lead-free for High-reliability, High-temperature Applications
Though the electronics industry is nearing the three-year anniversary marking the ban of lead from electronics products, several challenges remain with existing lead-free materials for certain applications. The commonly used and accepted tin/silver/copper (Sn/Ag/Cu — SAC) alloy has proven to be a suitable material for production of many devices; however, for those applications that require extremely high reliability, current SAC materials are less than ideal. In particular, devices that will find end use in automotive and military/aerospace products require a lead-free material that can withstand the higher temperatures of under-the-hood conditions, offer vibration resistance not commonly associated with traditional SAC alloys, and deliver high-temperature (>125°C) thermal cycling reliability levels beyond those available with current commercialized SAC materials.
